    Abstract:

    We report on Multiphoton Absorption (MPA) of a type-II superlattice (T2SL) infrared photodetector using InAs/GaSb materials. At 87 K, the 100% cutoff wavelength of the detector response is 3.4 µm for linear Absorption; however, we have observed degenerate two and higher MPA using a quantum cascade laser ($ \lambda = 4.6\,\,\unicode{x00B5}{\rm m} $λ=4.6µm) as the excitation source. The observed photocurrent responses are designated as due to two-photon, five-photon, and 11-photon Absorption for different incident laser power ranges. Considering the wide detection wavelength range covered, which extends from 1 to 30 µm, this result may demonstrate unlimited potential for research and applications based on MPA using InAs/GaSb T2SL materials.
